Wavefront fitting of different obscuration shapes in anamorphic extreme ultraviolet lithography projection objective.​

Abstract​

The anamorphic extreme ultraviolet lithography (EUVL) projection objective (NA=0.55) features an elliptical entrance pupil and a circular exit pupil with central obscuration. However, wavefront fitting using conventional Zernike polynomials is limited to circular/annular pupils. In this paper, orthonormal polynomials are constructed for different pupils. Three types of central obscurations are analyzed, and the selection of optimal obscuration shape is discussed in the context of balancing wavefront fitting accuracy and obscuration area. The simulation results prove the effectiveness of these polynomials in fitting accuracy and stability, bridging the gap between traditional wavefront fitting and the demand of anamorphic EUVL system.​

Abstract​

While etch models have attracted great interest for the detection of post-etch hotspots and model-based retargeting at advanced node, the model accuracy remains a challenge due to the difficulty in describing the complex etch process with empirical features or kernels. In this paper, we explore a novel machine learning (ML) approach for etch modeling. Instead of modeling variable etch bias, a full image-based flow, from data collection to model calibration, is developed. We demonstrate that the ML etch model gives significant model accuracy improvement compared with the traditional empirical kernel-based model. Furthermore, our ML etch model can be extended to the prediction of three-dimensional post-etch profile.​

A process-parameter-driven cross-attention convolutional autoencoder for high-precision critical dimension prediction​

Abstract​

Critical dimension (CD) prediction methods have shifted from physical modeling to machine learning, among which the convolutional autoencoder (CAE) has emerged as a representative technique due to its end-to-end processing capability and high-fidelity spatial feature extraction performance. However, CAE-based prediction ignores information such as process parameters that affect CD, resulting in insufficient model prediction accuracy in cross-process scenarios. To address this issue, this study proposes a process-parameter-driven cross-attention convolutional autoencoder (PCA-CAE) based on the wafer height map (WHM), which is a data source often overlooked in manufacturing yet of great value. The model takes process parameters as inputs and dynamically modulates the weights of morphological features via a cross-attention network. Experimental results demonstrate that PCA-CAE achieves higher prediction accuracy than the conventional CAE in cross-process scenarios.​

That being said, H200 is a good chip and probably worth buying. Domestic manufacturers need to step up their game to compete (of course with appropriate support measures as needed).

I mean they have already been smuggling so much chips from other channels. This just allows it to go directly instead of through Malaysia or UAE. I don't think this stops the Blackwell smuggling.

RockChip says its RK3588 SoC is already used in humanoid robot, quadruped robot, service robot, industrial inspection robot, AGVs & cleaning robots. Works with Unitree, Ecovacs, Deep Robotics & Geek+ Robotics among others. It's basically the flagship standard SoC for AIoT.
